The reverse breakdown voltages of samples A and B were about 600V and 120V, respectively. The ideality factors n and barrier heights0e were measured by the I-V measurement, which were 1.4-1.45 and 1.40-1.43eV,respectively.
经测定，A类样品的反向击穿电压达600V，而B类样品反向击穿电压仅为120V，并计算出A类样品的“理想因子”n=1.4～1.45，零偏压下有效势垒高度φ_(e0)=1.4—1.43eV。
